<正>3.5砷化镓薄膜太阳电池的研究进展3.5.1砷化镓薄膜太阳电池的发展概况砷化镓是继硅之后应用较为广泛的半导体材料之一,自上世纪70年代就开始了其在光伏应用领域的开发。以GaAs为代表的III‐V族化合物太阳电池具有效率高、抗辐照性能好、耐高温和可靠性好的特点,正符合空间环境对太阳电池的要求。目前,GaAs基系太阳电池在空间科学技术领域正逐渐取代晶体硅太阳电池,成为空间能源的主力。计算表明,多结叠层电池的极限效
