320 kW组串式光伏逆变器的IGBT模块解决方案研究RESEARCH ON IGBT MODULE SOLUTION OF 320 kW STRING PV INVERTER

摘要(Abstract):
组串式光伏逆变器的单机功率密度不断攀升。为应对高功率密度的技术趋势,针对320 kW组串式光伏逆变器,提出了基于全新的EasyPACK 4B封装技术的绝缘栅双极型晶体管(IGBT)模块方案。该方案基于有源中点钳位(ANPC)拓扑结构,IGBT选择芯片类型时,可采用英飞凌科技股份有限公司最新推出的950V S7或950V L7芯片,推荐采用指定的脉冲宽度调制(PMW)策略。为实现逆变器更高的能量转换效率,ANPC拓扑结构内部的IGBT、外部的IGBT分别采用不同特性的芯片,钳位二极管使用SiC肖特基二极管。创新型的EasyPACK4B封装技术通过优化芯片布局及换流路径,单个IGBT模块就可以实现一个逆变桥臂的功能。仿真验证结果表明:基于该IGBT模块方案的组串式光伏逆变器的功率能够达到业界最高的逆变器功率320 k W,且所需模块数量仅为传统IGBT模块方案的一半,并在不同工况下IGBT模块的效率均可达到99%以上,适用于大功率组串式光伏逆变器的技术需求。
